XSim-PAK 3DIC Package Simulation Featuring a Heat Sink on Top

The model definition is the same as Model 1, except that the surface heat convection is replaced with a heat sink on top. The heat sink has an inlet temperature of 50°C, an outlet temperature of 60°C, and a heat convection film coefficient of 15,000 W/m²·K.

Compared to Model 1, the maximum temperature is about 5°C higher, mostly because the heat sink outlet temperature is higher.
