XSim-PAK Simulation of a 3DIC Package with 25 Layers, Heat Sink on Top, and Dissipation Layer
The settings for this model are the same as in Model 3. The major difference is that a dissipation layer with seven channels has been added beneath the middle GPU layer. The heat sink for the channels has the following parameters: inlet = 47°C, outlet = 50°C, heat convection coefficient = 80,000 W/m²·K.


The maximum temperature for this model is 103.2°C, which is 6.5°C lower than in Model 3. The temperature decrease in this model is due to the seven channels. This model has about 0.5 billion elements. The simulation took about 30 minutes with a CPU speed of 2.4 GHz and four threads running in parallel. Using more servers together may reduce the simulation time to around 10 minutes.
