XSim-PAK Simulation of a 3DIC Package with 25 Layers, Heat Sink on Top, and Dissipation Layer
The settings for this model are the same as in Model 4. The major difference is that the heat sink for the channels has the following parameters: inlet = 47°C, outlet = 53°C, heat convection coefficient = 80,000 W/m²·K.

The maximum temperature for this model is 105.23°C, which is 2.5°C higher than in Model 4. The temperature increase in this model is due to the outlet temperature increased by 3 °C. This model has ~0.5 billion elements. The simulation took about 30 minutes with a CPU speed of 2.4 GHz and four threads running in parallel. Using more servers together may reduce the simulation time to a few minutes.
